Barium Strontium Titanate (Ba0.2Sr0.8TiO3) film which was captured by carbon dot with variation container 0%, 2%, 4%, 6% using CSD method with the help of spin coating with a rotating speed of 8000 rpm has been successfully made on p-type (100) silicon substrate. The film was annealed at 850 °C and held for 8 hours. Ba0.2Sr0.8TiO3 film at a concentration 0%, 2%, 4%, 6% carbon dot characterized by XRD. The result of XRD characterization showed that the BST lattice structure is a cube with lattice parameters a=b=c in sequence of 3.306 Å; 3.324 Å; 3.336 Å and 3.287 Å. Based on the results of the analysis of the lattice parameters of Ba0.2Sr0.8TiO3 doped with carbon dots, it shows that the lattice parameters increase, this is because the carbon dots have an ionic radius 10 Å larger than the ionic radius of Ti4+ (0.61 Å).
